Implementation of Boolean Logic Operation in Embedded Flash Memory for In-Memory Computing Applications

We show the first sequential logic-in-memory scheme implemented in standard embedded flash, storing Boolean primitives as nonvolatile cell states and chaining them via system-level sequencing to realize arbitrary logic without exotic memristors. Built in a 180 nm low-power CMOS process, the eFlash approach gives CMOS compatibility with faster, lower-energy logic-in-memory than previous memristor-based proposals.
